In this presentation, we will be discussing the reliability of large scale GaN Lateral HEMTS that are required for automotive inverter applications. The high current and high power demands of inverters pose a stiff challenge to any technology and GaN devices have some very unique characteristics that that address this high reliability application. We will be addressing overall reliability focusing on surge capabilities and overall reliability potential of low ohmic (large periphery) D-mode devices targeting inverter applications.
