2 kV SiC MOSFET and SBD diode are used in a PIM design for1.5 kV string solar inverter system. Its advantages compared with 3-level topologies are discussed. Switching loss measurement on prototype is illustrated. System loss and thermal simulations have been verified. System level test with high power dcdc inductor will show in final paper.
