In recent years, the application of wide bandgap semiconductors has increased the complexity and miniaturization of power module wiring, resulting in stronger magnetic coupling between the wiring structures. In this paper, we propose a method for extracting high-frequency equivalent circuits that consider the magnetic coupling between wiring paths in a power module by measuring an inductance matrix. In this study, high-frequency equivalent circuits of parasitic inductance were extracted from power module wirings with parallel connected SiC devices using the proposed method. Furthermore, the validity of the extracted high-frequency equivalent circuit was confirmed through validation experiments using a multi-resonance circuit.
